A domestic research team developed wearable computer packaging technology with a new material with which existing processes can be used.

On the 5th, a research team led by Professor Baek Gyeong-wuk from the Dept. of New Material Engineering in KAIST announced that it had developed a low-priced flexible electronic packaging technology that is freely bent while successfully conducting electricity using a new special material, anisotropic conductive film (ACF).

The research team developed a low-end type flexible semiconductor packaging technology to freely bend semiconductor using conductive polymer material.

The existing packaging uses electrical connection method for semiconductor and electronic parts. Involving the use of connectors and soldering, it has shortcomings to easily damage joints when the board is bent.

The research team ground off a thick and hard semiconductor device to a thickness of 30~50㎛ and packaged it onto a flexible board using a new material, ACF, for flexible devices.

This new material is turned into micro conductive particles, which provide satisfactory electrical connection with electrodes in flexible state. In addition, thermosetting polymer film was added so as to protect the device when bent.

“The process is extremely simple compared to the existing flexible semiconductor technologies,” explained a member of the research team. “The packaged semiconductor produced electrically excellent and flexible characteristics when bent down to 6mm in diameter.”

Even when a large amount of input and output pads are inserted into a small device, it still produces satisfactory electrical connection. In terms of process, it is eco-friendly as it does not use any pollution-generating materials or processes.

Electronic packaging technology is used to produce hardware structure of all electronic products, such as smartphone, computer and home appliances. It can be applied to assembly of various electronic products, such as CPU and memory semiconductor for wearable devices, sensor semiconductors and freely bending smartphone and flexible display.

“This technology allows us to use the existing semiconductor devices. So, it makes the production relatively cheaper,” explained Professor Baek. “The packaging technology will bring us closer to the era of wearable computers.”

KAIST, 신소재로 쉽게 휘는 웨어러블컴퓨터 패키징 기술 개발



기존 공정을 그대로 활용할 수 있는 새로운 소재의 웨어러블컴퓨터 패키징 기술이 국내 연구진에 의해 개발됐다.

백경욱 KAIST 신소재공학과 교수 연구팀은 이방성 전도성 필름(ACF) 특수 신소재를 이용해 전기가 잘 통하면서도 자유롭게 구부리거나 휠 수 있는 저가형 플렉시블 전자 패키징 기술을 개발했다고 5일 밝혔다.

연구팀은 전도성폴리머 소재를 사용해 반도체를 자유롭게 휠 수 있는 저가형 플렉시블 반도체 패키징 기술을 개발했다.

기존 패키징은 커넥터 또는 솔더(납땜)를 쓰는 반도체 및 전자 부품 전기접속 방법을 사용하기 때문에 구부릴 때 접속부위 손상을 입기 쉬운 단점이 있었다.

연구팀은 기존의 두껍고 딱딱한 반도체 소자를 30~50㎛ 두께로 얇게 갈아낸 후 플렉시블 기기용 이방성 전도성 필름(ACF) 신소재를 사용해 연성 기판에 패키징했다.

이 신소재는 미세 전도성 입자로 만들어 플렉시블 상태에서 전극과 전기적 접속이 좋다. 또 열경화성 폴리머 필름을 추가해 구부릴 때 유연하게 소자를 보호하도록 설계했다.

연구팀은 “기존의 플렉시블 반도체 기술에 비해 공정이 매우 간단하다”며 “패키징된 반도체는 직경 6㎜ 수준까지 구부리더라도 전기적으로 우수하고 유연한 기계적 특성을 나타냈다”고 설명했다.

크기가 작은 소자에 많은 입출력 패드를 넣어도 전기적 연결 상태가 우수한 장점이 있다. 공정측면에서도 오염을 유발하는 재료나 공정 등을 사용하지 않아 환경 친화적이다.

전자 패키징 기술은 스마트폰이나 컴퓨터, 가전기기 등 모든 전자제품의 하드웨어 구조를 제작하는 기술이다. 입는 기기(웨어러블컴퓨터)의 중앙처리장치 및 메모리반도체, 다양한 센서반도체, 자유롭게 휘어지는 스마트폰, 플렉시블 디스플레이 등 다양한 전자제품 조립분야에 널리 활용될 것으로 기대를 모으고 있다.

백경욱 교수는 “기존의 어떤 반도체 소자라도 그대로 활용할 수 있기 때문에 상대적으로 저렴하다”며 “이번 패키징 기술 개발로 웨어러블 컴퓨터 시대가 한 발 더 앞당겨 질 것”이라고 말했다.
